碩士論文c a df o r m u i a so f r f i cc o m p o n e n t so nat w o - l a y e rs u b s t r a t ew i t hl o s sb y s y n t h e t i ca s y m p t o t e 摘要 本文通過(guò)“合成漸近”法得到有耗襯底射頻集成電路中幾種基本元器件的c a d 公式。硅基射頻集成電路采用硅襯底，其中上層介質(zhì)( s i o ：) 很薄，下層介質(zhì)( s i ) 有 耗并接地，本文中硅襯底采用高阻硅。通過(guò)“自展”，可以從簡(jiǎn)單結(jié)構(gòu)的c a d 公式推 出較復(fù)雜結(jié)構(gòu)的c a d 公式，如本文中可以從簡(jiǎn)單的貼片電容公式出發(fā)最終推出較復(fù)雜 的螺旋電感公式。 采用“合成漸近”法，本文首先推導(dǎo)出兩層有耗介質(zhì)上的微帶線單位長(zhǎng)度電容的 c a d 公式，從而可以計(jì)算出微帶線特征阻抗和傳播常數(shù)；然后用同樣的辦法得到了兩 層有耗介質(zhì)上的貼片電容c a d 公式，；最后我們得到兩層有耗介質(zhì)上正方形螺旋電感 對(duì)地電容和電導(dǎo)公式，從而得到其等效電路及其s 參數(shù)。 雖然每個(gè)公式中只有少數(shù)幾個(gè)系數(shù)，但是本文中所有公式的平均誤差都小于2 。 由于這些公式都是推導(dǎo)出來(lái)的而不是血線擬合得到的，所以公式的適用范圍比較廣， 可以覆蓋公式中絕大多數(shù)參數(shù)的變化范圍。更重要的是由“合成漸近”法得到的c a d 公式簡(jiǎn)單，準(zhǔn)確，物理意義清晰，這對(duì)實(shí)際射頻集成電路的分析和設(shè)計(jì)非常有用。 關(guān)鍵詞：c a d ，射頻集成電路，“合成漸近”法，“自展” 碩士論文c a df o r m u l a so fr f i cc o m p o n e n t s0 1 1at w o -
